The partially-depleted (PD) silicon Metal Semiconductor Field Effect Transistor (MESFET) is becoming more and more attractive for analog and RF applications due to its high breakdown voltage. Compared to conventional CMOS high voltage transistors, the silicon MESFET can be fabricated in commercial standard Silicon-on-Insulator (SOI) CMOS foundries without any change to the process. The transition frequency of the device is demonstrated to be 45GHz, which makes the MESFET suitable for applications in high power RF power amplifier designs. Also, high breakdown voltage and low turn-on resistance make it the ideal choice for switches in the switching regulator designs. One of the anticipated applications of the MESFET is for the pass device for a low dropout linear regulator. Conventional NMOS and PMOS linear regulators suffer from high dropout voltage, low bandwidth and poor stability issues. In contrast, the N-MESFET pass transistor can provide an ultra-low dropout voltage and high bandwidth without the need for an external compensation capacitor to ensure stability. In this thesis, the design theory and problems of the conventional linear regulators are discussed. N-MESFET low dropout regulators are evaluated and characterized. The error amplifier used a folded cascode architecture with gain boosting. The source follower topology is utilized as the buffer to sink the gate leakage current from the MESFET. A shunt-feedback transistor is added to reduce the output impedance and provide the current adaptively. Measurement results show that the dropout voltage is less than 150 mV for a 1A load current at 1.8V output. Radiation measurements were done for discrete MESFET and fully integrated LDO regulators, which demonstrate their radiation tolerance ability for aerospace applications.

Novel low temperature processing for enhanced properties of ion implanted thin films and amorphous mixed oxide thin film transistors

Description

This research emphasizes the use of low energy and low temperature post processing to improve the performance and lifetime of thin films and thin film transistors, by applying the fundamentals of interaction of materials with conductive heating and electromagnetic radiation.

This research emphasizes the use of low energy and low temperature post processing to improve the performance and lifetime of thin films and thin film transistors, by applying the fundamentals of interaction of materials with conductive heating and electromagnetic radiation. Single frequency microwave anneal is used to rapidly recrystallize the damage induced during ion implantation in Si substrates. Volumetric heating of the sample in the presence of the microwave field facilitates quick absorption of radiation to promote recrystallization at the amorphous-crystalline interface, apart from electrical activation of the dopants due to relocation to the substitutional sites. Structural and electrical characterization confirm recrystallization of heavily implanted Si within 40 seconds anneal time with minimum dopant diffusion compared to rapid thermal annealed samples. The use of microwave anneal to improve performance of multilayer thin film devices, e.g. thin film transistors (TFTs) requires extensive study of interaction of individual layers with electromagnetic radiation. This issue has been addressed by developing detail understanding of thin films and interfaces in TFTs by studying reliability and failure mechanisms upon extensive stress test. Electrical and ambient stresses such as illumination, thermal, and mechanical stresses are inflicted on the mixed oxide based thin film transistors, which are explored due to high mobilities of the mixed oxide (indium zinc oxide, indium gallium zinc oxide) channel layer material. Semiconductor parameter analyzer is employed to extract transfer characteristics, useful to derive mobility, subthreshold, and threshold voltage parameters of the transistors. Low temperature post processing anneals compatible with polymer substrates are performed in several ambients (oxygen, forming gas and vacuum) at 150 °C as a preliminary step. The analysis of the results pre and post low temperature anneals using device physics fundamentals assists in categorizing defects leading to failure/degradation as: oxygen vacancies, thermally activated defects within the bandgap, channel-dielectric interface defects, and acceptor-like or donor-like trap states. Microwave anneal has been confirmed to enhance the quality of thin films, however future work entails extending the use of electromagnetic radiation in controlled ambient to facilitate quick post fabrication anneal to improve the functionality and lifetime of these low temperature fabricated TFTs.

The field of education has been immensely benefited by major breakthroughs in technology. The arrival of computers and the internet made student-teacher interaction from different parts of the world viable, increasing the reach of the educator to hitherto remote corners of the world. The arrival of mobile phones in the recent past has the potential to provide the next paradigm shift in the way education is conducted. It combines the universal reach and powerful visualization capabilities of the computer with intimacy and portability. Engineering education is a field which can exploit the benefits of mobile devices to enhance learning and spread essential technical know-how to different parts of the world. In this thesis, I present AJDSP, an Android application evolved from JDSP, providing an intuitive and a easy to use environment for signal processing education. AJDSP is a graphical programming laboratory for digital signal processing developed for the Android platform. It is designed to provide utility; both as a supplement to traditional classroom learning and as a tool for self-learning. The architecture of AJDSP is based on the Model-View-Controller paradigm optimized for the Android platform. The extensive set of function modules cover a wide range of basic signal processing areas such as convolution, fast Fourier transform, z transform and filter design. The simple and intuitive user interface inspired from iJDSP is designed to facilitate ease of navigation and to provide the user with an intimate learning environment. Rich visualizations necessary to understand mathematically intensive signal processing algorithms have been incorporated into the software. Interactive demonstrations boosting student understanding of concepts like convolution and the relation between different signal domains have also been developed. A set of detailed assessments to evaluate the application has been conducted for graduate and senior-level undergraduate students.

Efficiency of components is an ever increasing area of importance to portable applications, where a finite battery means finite operating time. Higher efficiency devices need to be designed that don't compromise on the performance that the consumer has come to expect. Class D amplifiers deliver on the goal of increased efficiency, but at the cost of distortion. Class AB amplifiers have low efficiency, but high linearity. By modulating the supply voltage of a Class AB amplifier to make a Class H amplifier, the efficiency can increase while still maintaining the Class AB level of linearity. A 92dB Power Supply Rejection Ratio (PSRR) Class AB amplifier and a Class H amplifier were designed in a 0.24um process for portable audio applications. Using a multiphase buck converter increased the efficiency of the Class H amplifier while still maintaining a fast response time to respond to audio frequencies. The Class H amplifier had an efficiency above the Class AB amplifier by 5-7% from 5-30mW of output power without affecting the total harmonic distortion (THD) at the design specifications. The Class H amplifier design met all design specifications and showed performance comparable to the designed Class AB amplifier across 1kHz-20kHz and 0.01mW-30mW. The Class H design was able to output 30mW into 16Ohms without any increase in THD. This design shows that Class H amplifiers merit more research into their potential for increasing efficiency of audio amplifiers and that even simple designs can give significant increases in efficiency without compromising linearity.

Loading a cavity-backed slot (CBS) antenna with ferrite material and applying a biasing static magnetic field can be used to control its resonant frequency. Such a mechanism results in a frequency reconfigurable antenna. However, placing a lossy ferrite material inside the cavity can reduce the gain or negatively impact the impedance bandwidth. This thesis develops guidelines, based on a non-uniform applied magnetic field and non-uniform magnetic field internal to the ferrite specimen, for the design of ferrite-loaded CBS antennas which enhance their gain and tunable bandwidth by shaping the ferrite specimen and judiciously locating it within the cavity. To achieve these objectives, it is necessary to examine the influence of the shape and relative location of the ferrite material, and also the proximity of the ferrite specimen from the probe on the DC magnetic field and RF electric field distributions inside the cavity. The geometry of the probe and its impacts on figures-of-merit of the antenna is of interest as well. Two common cavity backed-slot antennas (rectangular and circular cross-section) were designed, and corresponding simulations and measurements were performed and compared. The cavities were mounted on 30 cm $\times$ 30 cm perfect electric conductor (PEC) ground planes and partially loaded with ferrite material. The ferrites were biased with an external magnetic field produced by either an electromagnet or permanent magnets. Simulations were performed using FEM-based commercial software, Ansys' Maxwell 3D and HFSS. Maxwell 3D is utilized to model the non-uniform DC applied magnetic field and non-uniform magnetic field internal to the ferrite specimen; HFSS however, is used to simulate and obtain the RF characteristics of the antenna. To validate the simulations they were compared with measurements performed in ASU's EM Anechoic Chamber. After many examinations using simulations and measurements, some optimal designs guidelines with respect to the gain, return loss and tunable impedance bandwidth, were obtained and recommended for ferrite-loaded CBS antennas.

In modern electric power systems, energy management systems (EMSs) are responsi-ble for monitoring and controlling the generation system and transmission networks. State estimation (SE) is a critical `must run successful' component within the EMS software. This is dictated by the high reliability requirements and need to represent the closest real time model for market operations and other critical analysis functions in the EMS. Tradi-tionally, SE is run with data obtained only from supervisory control and data acquisition (SCADA) devices and systems. However, more emphasis on improving the performance of SE drives the inclusion of phasor measurement units (PMUs) into SE input data. PMU measurements are claimed to be more accurate than conventional measurements and PMUs `time stamp' measurements accurately. These widely distributed devices meas-ure the voltage phasors directly. That is, phase information for measured voltages and currents are available. PMUs provide data time stamps to synchronize measurements. Con-sidering the relatively small number of PMUs installed in contemporary power systems in North America, performing SE with only phasor measurements is not feasible. Thus a hy-brid SE, including both SCADA and PMU measurements, is the reality for contemporary power system SE. The hybrid approach is the focus of a number of research papers. There are many practical challenges in incorporating PMUs into SE input data. The higher reporting rates of PMUs as compared with SCADA measurements is one of the salient problems. The disparity of reporting rates raises a question whether buffering the phasor measurements helps to give better estimates of the states. The research presented in this thesis addresses the design of data buffers for PMU data as used in SE applications in electric power systems. The system theoretic analysis is illustrated using an operating electric power system in the southwest part of the USA. Var-ious instances of state estimation data have been used for analysis purposes. The details of the research, results obtained and conclusions drawn are presented in this document.

This thesis discusses control and obstacle avoidance for non-holonomic differential drive mobile vehicles. The two important behaviors for the vehicle can be defined as go to goal and obstacle avoidance behavior. This thesis discusses both behaviors in detail. Go to goal behavior is the ability of the mobile vehicle to go from one particular co-ordinate to another. Cruise control, cartesian and posture stabilization problems are discussed as the part of this behavior. Control strategies used for the above three problems are explained in the thesis. Matlab simulations are presented to verify these controllers. Obstacle avoidance behavior ensures that the vehicle doesn't hit object in its path while going towards the goal. Three different techniques for obstacle avoidance which are useful for different kind of obstacles are described in the thesis. Matlab simulations are presented to show and discuss the three techniques. The controls discussed for the cartesian and posture stabilization were implemented on a low cost miniature vehicle to verify the results practically. The vehicle is described in the thesis in detail. The practical results are compared with the simulations. Hardware and matlab codes have been provided as a reference for the reader.

Digital to analog converters (DACs) find widespread use in communications equipment. Most commercially available DAC's which are intended to be used in transmitter applications come in a dual configuration for carrying the in phase (I) and quadrature (Q) data and feature on chip digital mixing. Digital mixing offers many benefits concerning I and Q matching but has one major drawback; the update rate of the DAC must be higher than the intermediate frequency (IF) which is most commonly a factor of 4. This drawback motivates the need for interpolation so that a low update rate can be used for components preceding the DACs. In this thesis the design of an interpolating DAC integrated circuit (IC) to be used in a transmitter application for generating a 100MHz IF is presented. Many of the transistor level implementations are provided. The tradeoffs in the design are analyzed and various options are discussed. This thesis provides a basic foundation for designing an IC of this nature and will give the reader insight into potential areas of further research. At the time of this writing the chip is in fabrication therefore this document does not contain test results.

Flow measurement has always been one of the most critical processes in many industrial and clinical applications. The dynamic behavior of flow helps to define the state of a process. An industrial example would be that in an aircraft, where the rate of airflow passing the aircraft is used to determine the speed of the plane. A clinical example would be that the flow of a patient's breath which could help determine the state of the patient's lungs. This project is focused on the flow-meter that are used for airflow measurement in human lungs. In order to do these measurements, resistive-type flow-meters are commonly used in respiratory measurement systems. This method consists of passing the respiratory flow through a fluid resistive component, while measuring the resulting pressure drop, which is linearly related to volumetric flow rate. These types of flow-meters typically have a low frequency response but are adequate for most applications, including spirometry and respiration monitoring. In the case of lung parameter estimation methods, such as the Quick Obstruction Method, it becomes important to have a higher frequency response in the flow-meter so that the high frequency components in the flow are measurable. The following three types of flow-meters were: a. Capillary type b. Screen Pneumotach type c. Square Edge orifice type To measure the frequency response, a sinusoidal flow is generated with a small speaker and passed through the flow-meter that is connected to a large, rigid container. True flow is proportional to the derivative of the pressure inside the container. True flow is then compared with the measured flow, which is proportional to the pressure drop across the flow-meter. In order to do the characterization, two LabVIEW data acquisition programs have been developed, one for transducer calibration, and another one that records flow and pressure data for frequency response testing of the flow-meter. In addition, a model that explains the behavior exhibited by the flow-meter has been proposed and simulated. This model contains a fluid resistor and inductor in series. The final step in this project was to approximate the frequency response data to the developed model expressed as a transfer function.

The problem of systematically designing a control system continues to remain a subject of intense research. In this thesis, a very powerful control system design environment for Linear Time-Invariant (LTI) Multiple-Input Multiple-Output (MIMO) plants is presented. The environment has been designed to address a broad set of closed loop metrics and constraints; e.g. weighted H-infinity closed loop performance subject to closed loop frequency and/or time domain constraints (e.g. peak frequency response, peak overshoot, peak controls, etc.). The general problem considered - a generalized weighted mixed-sensitivity problem subject to constraints - permits designers to directly address and tradeoff multivariable properties at distinct loop breaking points; e.g. at plant outputs and at plant inputs. As such, the environment is particularly powerful for (poorly conditioned) multivariable plants. The Youla parameterization is used to parameterize the set of all stabilizing LTI proper controllers. This is used to convexify the general problem being addressed. Several bases are used to turn the resulting infinite-dimensional problem into a finite-dimensional problem for which there exist many efficient convex optimization algorithms. A simple cutting plane algorithm is used within the environment. Academic and physical examples are presented to illustrate the utility of the environment.
